First pass design success for
InGaP HBT MMICs
Designed by Plextek and manufactured
by GCS
Following
on from the strategic alliance announced by Plextek, a UK based design house,
and GCS Inc., a pure-play compound semiconductor foundry, the two companies
today announced the first pass design success of the first InGaP HBT MMICs
designed by Plextek on GCS' process. The two MMICs (a DC coupled amplifier
and a 5GHz VCO) demonstrate some of the advantages that an InGaP HBT process
can offer.
The DC coupled amplifier has a
3dB bandwidth of 9GHz with a gain of 11dB and a noise figure of 2.5dB. Measured
versus modelled transfer characteristics show excellent agreement. The VCO
is a Colpitt's design that has a measured phase noise of -105dBc/Hz at 100kHz
offset. Agreement between the modelled and measured output power and oscillation
frequency is again excellent.

HBT process will be published in a supplement to the August issue of Microwave
Journal.
